Low Permittivity
AbstractColloidal quantum dots (CQDs) are promising materials for IR light detection due to their tunable bandgap and solution processing; but to date, the time response of CQD IR photodiodes has been inferior to that provided by Si and InGaAs. We reasoned that the high permittivity of II-VI CQDs leads to slow charge extraction due to screening and capacitance; whereas III-Vs – if their surface chemistry could be mastered – offer a strong covalent character for low permittivity and fast operation. In initial studies, we found that existing covalent character led to imbalanced charge transport in InAs, the result of unpassivated surfaces and uncontrolled heavy doping. We report surface management using amphoteric ligand coordination and find that it addresses simultaneously the In and As surface dangling bonds. The new InAs CQD solids combine high mobility (0.04 cm2 V-1 s-1) with a 4x reduction in permittivity compared to PbS CQDs. The resulting photodiodes achieve a response time faster than 300 ps – a more than 100x improvement compared to the best previously-reported CQD photodiodes – combined with an external quantum efficiency (EQE) of 30% at 940 nm.

Further Development
Black phosphorus quantum dots (BPQDs) have recently obtained great attention due to their high mobility and tunable bandgap features, which are beneficial for their potential application in photoelectronic devices. However, a precise synthesis of high-quality BPQDs is still a great challenge owing to the formation of an impurity phase when employing traditional methods. Herein, we demonstrate the scalable fabrication of BPQDs from mineralization-derived bulk black phosphorus (BP) single crystals by means of a microwave (MW)-assisted liquid-phase exfoliation method in ethanol. The primary results demonstrate that ethanol plays a crucial role in determining the final properties of BPQDs, such as their excellent tolerance to oxygen, good crystallinity, and uniform size. Furthermore, the mechanism behind the formation of BPQDs is proposed, revealing that a layer-by-layer disintegration process of bulk BP crystals under microwave-energy stimuli is responsible. This work may provide a novel path for the further development of BPQDs and corresponding devices.

Among solution-processed photovoltaic materials, lead sulfide (PbS) colloidal quantum dots (QDs) possess a highly tunable bandgap and strong infrared absorption, while perovskites show extraordinary external quantum efficiency (EQE) in the visible region, which offers the opportunity to construct an ideal tandem cell of PbS QDs/perovskite.
